NXP Semiconductors MRF8VP13350NR3 LDMOS transistor
The MRF8VP13350NR3 is a 350 W CW transistor designed for industrial, scientific and medical (ISM) applications in the 700–1300 MHz frequency range. Manufactured by NXP Semiconductors, it is capable of 350 W CW or pulse power in narrowband operation.
The device is internally input-matched for ease of use and can be used single-ended or in a push-pull configuration. It is qualified up to a maximum of 50 VDD operation and includes integrated ESD protection.
Typical applications include 915 MHz industrial heating/welding systems, 1300 MHz particle accelerators and 900 MHz TETRA base stations.
